Resonant inelastic tunneling using multiple metallic quantum wells

چکیده

Abstract Tunnel nanojunctions based on inelastic electron tunneling (IET) have been heralded as a breakthrough for ultra-fast integrated light sources. However, the majority of electrons tend to tunnel through junction elastically, resulting in weak photon-emission power and limited efficiency, which hindered their practical applications date. Resonant has proposed way alleviate this limitation, but photon-emissions under resonant conditions remained unsatisfactory IET-based sources due inherent contradiction between high efficiency power. In work, we introduce novel approach that leverages much stronger enhancement achieved by multiple metallic quantum wells, enabled internal reach ∼1 ∼0.8 µW/µm 2 . Furthermore, method is applicable with different electronic lifetimes ranging from 10 fs 100 simultaneously, bringing implementation one step closer reality.

Microscopic model for sequential tunneling in semiconductor multiple quantum wells

We propose a self-consistent microscopic model of vertical sequential tunneling through multiple quantum wells. The model includes a detailed description of the contacts, uses the transfer Hamiltonian for expressions of the current and it treats the Coulomb interaction within a mean-field approximation. We analyze the current density through a double well and a superlattice and study the format...

Resonant photodiffractive effect in semi - insulating multiple quantum wells

Received November 28, 1989; accepted April 10, 1990 We use semi-insulating multiple quantum wells to combine the holographic properties of the photorefractive effect with the large resonant optical nonlinearities of quantum-confined excitons. GaAs-AlGaAs multiplequantum-well structures are made semi-insulating by proton implantation. The implant damage produces defects that are available to tra...

Resonant Rayleigh scattering of exciton-polaritons in multiple quantum wells.

A theoretical concept of resonant Rayleigh scattering (RRS) of exciton-polaritons in multiple quantum wells (QWs) is presented. The optical coupling between excitons in different QWs can strongly affect the RRS dynamics, giving rise to characteristic temporal oscillations on a picosecond scale. Bragg and anti-Bragg arranged QW structures with the same excitonic parameters are predicted to have ...

Resonant tunneling of double-barrier quantum wells affected by interface roughness.

Resonant tunneling of double-barrier quantum wells (DBQW's) affected by interface roughness has been investigated. Our results show that interface roughness induces oscillation resonant structure around the principal resonant peak. EA'ects of interface roughness on the resonant bias voltage, peak-to-valley current ratio, and the width of the principal resonant peak are also investigated. Temper...

Ambipolar Tunneling in Near-surface Quantum Wells

We study the photoluminescence from a near-surface quantum well in the regime of ambipolar tunneling to the surface states. Under steady-state excitation an electric field develops self-consistently due to the condition of equal tunneling currents for electrons and holes. The field induces a Stark shift of the photolumi-nescence signal which compares well with experimental data from near-surfac...
